Solubility:

  • Insoluble in water, carbon disulfide and organic solvents
  • Slightly soluble in dry ethanol

Applications

Used in the synthesis of compound semiconductors including Indium Phosphide (InP) and Gallium Phosphide (GaP). A solid phosphorous source used for doping in semiconductor industry and ion implantation in silicon-based solar cell process.
